The 30V Si7135DP and 20V Si7633DP p-channel TrenchFET power MOSFETs claim to deliver the industry's lowest on resistance for their device types in an SO-8 footprint. According to the company, comparable devices with the same voltage ratings offer on-resistance specs down to 24 milliohms. In contrast, the Si7633DP offers an on-resistance of 3.3 milliOhms at 10V and 5.5 milliOhms at 4.5V, 27% lower at 10V and 28 % lower at 4.5V than the closest 30V device and 28% and 15% lower, respectively, than the closest 25V SO-8 device. The 30-V Si7135DP specifies an on- resistance of 3.9 milliOhms at 10V and 6.2 milliOhms at 4.5V. Reportedly, these values are 13% lower at 10V and 19.5% lower at 4.5V than the nearest competing device. Pricing for the Si7135DP or Si7633DP starts at $0.48 each/100,000.
