With a tuning range from 0.5V to 2.5V, the ZV950 series of hyperabrupt varactor diodes meets the requirements of 3V frequency control and filtering systems. The diodes are reported to be characterized by close tolerance C-V curves that promise high Q operation at a reverse voltage as low as 0.5V. Typical leakage current is 10 pA. The ZV950, ZV952 and ZV953 feature nominal capacitances of 9.5 pF, 19 pF and 45 pF, respectively, with a bias voltage of 0.5V and a frequency of 1 MHz. Offered as a dual, common cathode variation, the ZV953 and ZMDC953 provide two low-voltage varactors in an SOT package. Price: is $0.285 each/3,000.
