Designed for high-voltage applications, the IXTP3N120 in a TO-220 and the IXTA3N120 in a TO-263 MOSFETs are rated at 1,200V and 3A and provide an on resistance of 4.5½. Also rated at 3A, the IXTA3N110 and IXTP3N110 devices provide a blocking voltage of 1,100V and an on resistance of 4½. All four MOSFETs have a power rating of 150W, rise-and-fall times in the order of 15 ns and 18 ns, a QG(ON) of 39 nC. Prices range from $2.70 to $3.40 each/1,000. IXYS CORP., Santa Clara, CA.
