The Benchmark series of high-voltage HEXFET power MOSFETs targets zero-voltage switching (ZVS) ac/dc power supplies. The new devices are claimed to have a typical reverse recovery charge that is 50% less than existing industry-standard MOSFETs and are also said to reduce one of the main sources of noise in switching power supplies. Their extremely low on-resistance limits conduction losses and body-diode recovery times as short as 150 ns or less, enabling switching speeds up to 250 kHz. Pricing begins at $1.94 each/10,000.
