With a continuous drain current rating of 10A, the IXTH10P60 p-channel, enhancement mode power MOSFET has a voltage (VDS) rating of 600V and an on resistance of 1.15½. Packaged in a TO-247, the device has a PD rating of 300W at TC=25ûC.

With a continuous drain current rating of 10A, the IXTH10P60 p-channel, enhancement mode power MOSFET has a voltage (VDS) rating of 600V and an on resistance of 1.15½. Packaged in a TO-247, the device has a PD rating of 300W at TC=25ûC. Other features include turn-on and turn-off times of 33 ns and 35 ns, respectively and a QG(ON) of 160 nC. The device is said to be able to fill the need for many totem-pole output stages for driving heavy loads from positive and negative buses and perform in a wide range of applications requiring a complementary p-channel power MOSFET with an equally-rated n-channel device.
