Rated at 30V and 8A (FY8AAJ-03F), 10A (FY10AAJ-03F), 12A (FY12AAJ-03F), and 14A (FY14AAJ-03F), a family of sub-micron, low-voltage power MOSFETs guarantee a gate-drive voltage of 4V. Targeting portable products, the devices come in a SOP-8 package that incorporates a sub-micron trench structure developed by Mitsubishi.Compared to traditional trench-structure devices, these MOSFETs promise 30% less on-state resistance and reduce switching time by 60%. In addition, a zener diode is employed in gate-to-source to improve ESD withstand capability. The FY10AAJ-03F in sample quantities costs $0.72 each and the FY14AAJ-03 is priced at $1.15 each.
