Super-Junction MOSFETs Deliver High Efficiency To Power Supplies

Designers of power supply, lighting, display, and industrial applications will benefit from a family of 600-V super-junction MOSFETs called SuperMOS. The combination of low RDS(ON) and total gate charge brings a 40 percent lower figure of merit (FOM) compared with the company’s 600-V SuperFET MOSFETs. The SuperMOS family comprises the 165-milliohm-maximum FCP22N60N, FCPF22N60NT, and FCA22N60N; and the 199-milliohm-maximum FCP16N60N and FCPF16N60NT. These devices offer excellent reverse recovery characteristics (di/dt and dv/dt), which brings high reliability for the resonant converter, LLC, and phase-shifted full-bridge topologies found in switch-mode power supply designs. A low gate charge for the same RDS(ON) offers very good switching performance and delivers 20 percent less switching and conduction losses, resulting in higher efficiency. The devices also provide low input and output capacitances, improving efficiency at light-load conditions. These features enable power supplies to meet ENERGY STAR 80 Plus Gold classification for desktop PCs and Platinum classification for servers. Pricing in 1000-unit lots ranges from $1.50 to $1.80.
