Phase-Change Material Solves Packaging Woes

Consisting of a thermally conductive, 65°C phase-change compound coated on an electrically insulating film, Hi-Flow 625 is designed as a thermal interface material between power devices and their heatsinks. The material is coated on both sides and is used in applications in which electrical insulation is required. It handles like the company's Sil-Pads at room temperature and flows like high-quality grease at elevated temperatures.
