The ThunderFET SiR880DP claims position as the first 80V power MOSFET with an on-resistance rating at a 4.5V gate drive. In a thermally enhanced PowerPAK SO-8, the device specifies on resistances of 8.5 m? at 4.5V, 6.7 m? at 7.5V, and 5.9 m? at 10V. Pricing is $1.05 each/10,000.
