Fabricated using non-punch-through technology, this family of IGBTs provides fast switching capabilities, enabling them to hard switch up to 40 kHz without sacrificing ruggedness. The devices are avalanche energy rated and have a 10 µs short-circuit safe operating area and a square reverse bias safe operating area. Current ratings are 50A and 100A with collector-emitter breakdown voltage of 600V and 33A and 50A with collector-emitter breakdown voltage of 1200V. Designations are APT100GF60B2R for T-MAX and APT100GF60LR for TO-264.
