Automotive-Grade P-Channel Power MOSFET Cuts Conduction Loss

The IXTY2P50PA developed by Littelfuse is a compact, PolarP P-channel power MOSFET with low package inductance that’s AEC-Q101 qualified.

MOSFETs are essential parts for automobile electrification, as they’re used in DC-DC converters to boost the battery voltage for electric power steering (EPS), electric braking, high-voltage inverter circuits, and injection systems. What’s more, MOSFETs help to drive motors in a wide range of applications such as pumps, seat adjustment, fans, ventilation, and sunroofs.

On that front, Littelfuse recently announced the release of IXTY2P50PA, its first automotive-grade PolarP P-channel enhancement-mode power MOSFET. Featuring low package inductance, this AEC-Q101-qualified part is said to meet the demanding requirements of automotive applications.

Polar P-channel MOSFETs are fabricated using the company’s Polar technology platform. It reduces the on-state resistance (RDS(on) max = 4.2 Ω) and gate-charge requirement (Qg = 11.9 nC) in comparison to legacy counterparts, resulting in lower conduction loss and improved switching performance.

Power Density and Other Benefits

The high-voltage IXTY2P50PA enables power-dense PCB design due to its TO-252 (DPAK) footprint in a surface-mount form factor. This compact footprint saves significant space on the PCB, allowing for more efficient and compact designs.

Thanks to the part’s dV/dt and avalanche rating, it can operate in demanding environments and applications. The MOSFET offers −500-V drain-source voltage, −2-A avalanche current, 150-mJ avalanche energy, and 58-W power dissipation. It operates within a −55 to 150°C temperature range.

The key differentiator of the −500-V, –2-A IXTY2P50PA is its AEC-Q101 qualification. Another notable feature is its low conduction loss. With a maximum on-state resistance of 4.2 Ω, the part reduces power dissipation, decreases heat generation, and improves efficiency in end applications. In addition, the MOSFET provides good switching performance with a low gate charge of 11.9 nC, allowing for fast and efficient operation.

P-channel power MOSFETs can pair up with equivalent N-channel MOSFETs for a number of applications.

The PolarP Series is well-suited for a range of automotive electronics and industrial applications, including:
