Designed for use in high-reliability space systems that require sustaining of total-dose radiation of up to 30 Krads with low power consumption, the 65608E 1-Mbit SRAM is organized as 128K x 8 in 32-pin, 400-mil ceramic or plastic packages. Access time is 30 ns, with standby power pegged at a typical 1 µA. The 3V and 5V parts have access times of 55 and 30 ns, respectively, with typical operating current rated at 35 and 95 mA, respectively-parts capable of operating at 2V also are available. The devices are QML certified.
