Ten new devices have been added to the TO-220 IXGP and TO-263 IXGA power MOSFET and IGBT product lines. Among the new devices is a 1,000V MOSFET in a TO-263 package that can switch up to 8 kW of power. Other additions to the MOSFET product line include the IXTP/IXTA 2N80, 800V/2A devices and the IXTP/IXTA 1N100, 1,000V devices that incorporate a new-generation MOS design. Also introduced are the IXGP/IXGA 7N60C and 7N60CD1, 600V/14A C-class IGBTs with a 45-ns fall time and IXGP/IXGA 8N100, 1,000V/16A standard IGBTs with a saturation voltage drop of 2.7V. Prices range from $0.85 to $2.80 each/1,000.
