The IRGB40xx family of 600V trench IGBTs reportedly reduces power dissipation by up to 30% in uninterruptible power supply and solar inverter applications up to 3 kW. The devices employ the latest-generation field stop trench technology to reduce conduction and switching losses and are optimized for switching at 20 kHz with low short-circuit requirements. Co-packaged with ultra-fast soft recovery diodes, the IGBT family exhibits a lower collector-to-emitter saturation voltage and total switching energy than punch-through and non-punch-through type IGBTs. In addition, the ultra-fast soft recovery diode promises to improve efficiency and reduce EMI. Prices range from $0.68 to $2.79 each/10,000.
