The company’s latest family of automotive-qualified trench HEXFET power MOSFETs claim benchmark on-state resistance for a range of applications including electric power steering, integrated starter alternator pump and motor control. On resistance is as low as 1.25 m? maximum at 40V, 2.1 m? at 60V, 2.6 m? at 75V, and 4.0 m? at 100V. A number of the devices feature a maximum current rating up to 240A in a D2Pak-7P. The devices come in a range of voltages from 40V to 200V and surface-mount device packages. Pricing begins at US $0.34 each/100,000 for the AUIRFS3806.
