The AAT8515, AAT950, and AAT9560 family of n- and p-channel power MOSFETs are fabricated in a proprietary, 287 million cells per square inch TrenchDMOS process and exhibit on resistances ranging from 25 milliohms to 60 milliohms, depending on the device and VGS. They employ a unique J-type lead design and are available in an SC70JW-8 package. The AAT8515 is a low-threshold, 20V p-channel load switch with an on-resistance of 35 milliohms at VGS = -4.5V and 60 milliohms at VGS = -2.5V. Remaining members of the family target PMW and/or dc/dc conversion switch applications. The AAT9501 25V n-channel device exhibits an on-resistance of 24 milliohms at VGS = 10V and 40 milliohms at VGS = 4.5V; and the 30V AAT9560 has an on-resistance of 24 milliohms at VGS = 10V and 40 milliohms at VGS = 4.5V.
