Off-Line Power MOSFETs Have Low RDS(ON) At 600V

With on-resistance values that are as low as one-tenth of established, industry-standard devices in the same package size, a line of HEXFET power MOSFETs is said to offer the lowest specs for 600V MOSFETs in the industry. The Benchmark HEXFET devices are targeted at high-end, space-constrained applications where the highest efficiency is required. Among the first devices is the IRFBA40N60C, a 600V/40A part in a Super-220 package. R_DS(ON) is 70 milliohms versus an industry-standard value of 1.2 ohms for similar devices.
