Zetex Semiconductors’ ZXTN19020CFF and ZXTP19020CFF are the first miniature bipolar NPN and PNP transistors to be provided in the SOT23FF package. Matched in size, the devices are ideal for MOSFET gate driving. Operating from 20 V through 100 V, the transistors drive MOSFET gates faster and more efficiently than CMOS ICs. Propagation times are less than 2 ns, and rise and fall times are 10 ns to 20 ns. The high speed is enabled through lower parasitics and emitter-current distribution due to the silicon geometry.
The transistors provide lower saturation voltage, higher current-gain holdup, improved efficiency and cooler operation. The peak-current performance is 15 A. The ZXTN19020CFF and ZXTP19020CFF 20-V transistors have guaranteed gains of 100 at 7 A and 110 at 5 A, respectively. Thermal resistance figures are approximately 83°C/W, with a 1.5-W continuous power rating. Zetex is also exploring a dual-stage driver to include inversion for a synchronous MOSFET gate driver.
