    650V IGBT Portfolio Optimized for Motor Drive Applications

    Alpha and Omega Semiconductor Limited (AOS) recently announced the expansion of its IGBT product portfolio with the release of the 650V M-Series.

    Alpha and Omega Semiconductor Ltd. (AOS) recently announced the expansion of its IGBT product portfolio with the release of the 650V M-Series. The new M-series is co-packaged with a soft and fast freewheeling diode available in a variety of package types. This platform has been optimized for high performance in addition to fast and soft turn-off switching in motor drives such as refrigerators, washing machines, fans, air conditioners, treadmills, and sewing machines applications.

    All devices for the M-Series are built upon the patent-pending AlphaIGBT™ technology platform, and feature low VCE(SAT) and soft turn-off for higher efficiency and reduced power dissipation. The 650V-minimum BVCES rating and rugged breakdown voltage characteristics provide higher reliability during extreme voltage transients. Furthermore, low turn-on di/dt and high turn-on dv/dt switching performance effectively reduces EMI.

    650V M-Series Technical Highlights

    • 650V IGBTs with soft and fast freewheeling diode
    • High turn-on performance by low di/dt and high dv/dt
    • Fast and soft turn-off switching performance
    • Short circuit rating (tsc) of > 5µs at 400VCC, 15VGE and 150°C
    • TJ(max) = 175°C
