A pair of radiation-hardened 4-Mb SRAMs meet the radiation, performance, size and weight requirements of space applications. The AT60142F is an upgraded 3.3V version of an earlier SRAM with improved speed and power consumption, while the AT60142FT is a 5V tolerant chip that interfaces with devices in 5V supply systems. Both are CMOS synchronous SRAMs organized as 512 x 8 bits. Both also have a latch-up threshold up to 70 MeV and a total-dose withstanding capability of 300 krads. Access time for the 42F is 15 ns when operating at 180 mA, and for the 42FT is 17 ns at 170 mA. Both devices operate at an internal 3.3V bias, and an internal regulator biases the memory cell at 2.5V. At the board level, only a 3.3V supply is needed. The devices are housed in a 36-pin, 500-mil wide, dual-in-line flat pack weighing 3 grams, which meets the size and weight requirements of the aerospace industry. ATMEL CORP., San Jose, CA.
