Rated from 500V to 1,000V, the new HiPerFET MOSFETs come housed in a PLUS264 package, which is about 50% larger than TO-247s, but enables the packaging of large-scale discrete FET die prevously only available in modules. The new FET family is also said to offer the lowest RDS(on) and QG available in a discrete pc board-compatible package. The IXBF80N50Q is rated at 80A and 500Vwith a RDS(on) of 55 m? and a QG of 290 nC, while the IXFB38N100Q is rated at 38A and 1,000V with a RDS(on) of 260 m? and a QG of 230 nC.
